What you will be responsible for:
Conduct thermal/fluid simulation analysis for components in data centers, including but not limited to cold plates, servers, cooling towers, air cooling & liquid cooling circulation systems. Based on simulation results, provide optimization recommendations for component-level structural designs and offer design and selection guidance for core cooling system components such as fans, circulation pumps, and pipelines.
Perform thermal simulation for high-performance computing data center site layouts. This includes simulations at the server-room and campus levels, airflow distribution, cooling system simulations, and energy consumption analysis. Provide recommendations for site layouts, air conditioning configurations, hot and cold aisle designs, and cooling pathways based on simulation results. Participate in data center site selection evaluation, analyzing the impact of geographic location and climate conditions on cooling systems, and provide corresponding solutions.
Utilize professional simulation software (e.g., Flotherm, Fluent, Icepak) to build simulation models and analyze thermal fields, pressure fields, flow resistance, temperature distribution, etc.
Design and validate experiments for component-level and system-level products. Perform validation checks for simulation results and provide project summaries covering design analysis and experimental verification.
Research advanced thermal management technologies, including new materials, thermal stacking architectures, and thermal modeling. Stay updated on the latest developments in the industry, explore new simulation methodologies and tools, and continuously improve simulation efficiency and accuracy.
Develop and deliver training on thermal design standards and procedures.
How you will stand out:
Master’s degree or higher in Thermal Energy and Power Engineering, Fluid Mechanics, Mechanical Engineering, or related fields, with a strong theoretical foundation in heat transfer, fluid dynamics, and numerical heat transfer.
5-10 years of experience in thermal/fluid simulation, with a preference for candidates with both component-level and system-level simulation project experience. Experience with large-scale computing data centers is a plus.

This role will involve close collaboration with cross-functional teams in package design, process engineering, and reliability to ensure robust thermal and mechanical performance across next-generation semiconductor products.
Key Responsibilities
Thermo-Mechanical Simulation & Modelling
- Develop and execute detailed finite element (FEA) models to predict package warpage during assembly, reflow, and operation.
- Perform thermo-mechanical stress and strain analysis to assess package integrity, focusing on large and heterogeneous packages (e.g., 2.5D/3D IC, chiplets, and large interposers).
- Model and analyze thermal flow and heat distribution within the package during Thermocompression bonding and other thermal processes.
Thermal Flow & Process Interaction
- Simulate and optimize thermal transfer efficiency during bonding to minimize die stress and void formation.
- Evaluate and recommend process parameters for improved bond uniformity and reliability .
- Work with process and materials engineers to correlate simulation results with empirical bonding performance .
Cross-Functional Collaboration
- Collaborate with package design , materials , and process development teams to identify design improvements.

- Significant practical experience in mechanical design, construction and testing with a solid understanding of functional relationship of individual components and electromechanical systems.
- Good knowledge of mechanical parts evaluation and qualification
- Knowledge of structural dynamics/modal analysis is a plus
Expertise and methodology
- analytical problem- solving skills and proficiency in CAD software and finite element tools such as Creo, Solid Edge, Mechanica / Ansys, etc.
- Working experience with equipment architecture design and system integration
